Low-Noise mm-Wave Gallium Nitride MMICs and Transceivers

Gallium Nitride is a proven technology to yield robust LNAs to about 20GHz, respectively, e.g. for compact radar applications with outstanding power survivability. This is mainly based on the high input rejection for high power drive. For mm-wave frequency ranges at Ka, Q-, V- and W-band band frequencies the advantages in low-noise circuits have also be proven in gallium nitride IC with good noise performance with no need for additional limiters, a fact, which does enable a new class of LNA ICs to 100GHz, and potentially also beyond. Several examples will be given.
