With both technology and applications moving to the upper portion of the mm-wave spectrum, attention is turning away from on-wafer power benchmarks to packaged performance and practical efficiencies that can be obtained. In this talk, recent benchmarks will be described as well as power added efficiencies and the limitations to power added efficiencies for InP HEMT amplifiers operating above 100GHz.
